AOS adds 600 V top-side-cooled MOSFETs

By Puja Mitra September 9, 2026

Alpha and Omega Semiconductor Limited (AOS) has introduced the αMOS E2™ 600 V Super Junction MOSFETs, including the AOGT037V60DE2 and AOGT060V60DE2, for servers, telecom rectifiers, solar inverters, motor drives and industrial power systems. The devices use a top-side-cooled GTPAK™ package with gull-wing leads, a fast body diode and enhanced UIS, inrush-current and safe operating area performance for boost PFC, totem-pole PFC, LLC, PSFB and cycloconverter topologies. Their design also supports reduced Qrr, self-turn-on prevention and PCB space recovery through top-side thermal management.

Tech Toolbox: Wide Bandgap Semiconductors
Moving from silicon to GaN or SiC feels like a whole new ballgame, doesn’t it? It isn’t just about faster switching; it’s about managing the layout parasitics and thermal realities that come with that speed. This month’s Tech Toolbox features a curated eBook that tackles these design hurdles head-on.
